1. 技术战略与预研： -跟踪全球 SiC/GaN 功率芯片埋入式封装技术发展趋势，主导制定公司埋入技术路线图与专利布局策略; -负责先进埋入式功率模块的架构预研，评估芯片内埋深度、通孔互连可靠性、埋入式磁芯集成等前沿课题，并主导与高校、科研院所的产学研合作项目。 2. 架构设计与结构开发： -负责埋入型功率模块的系统级封装（SiP）架构设计，重点解决埋入式互连的低寄生电感设计、嵌入式各结构不同材料间热膨胀系数失配应力管理; -独立负责埋入模块核心零部件的设计、选型与优化，包括：内埋框架、高导热半固化片/介电层、嵌入式铜柱、激光钻孔与电镀铜填充结构的尺寸公差定义。 3. 多物理场协同设计： -建立埋入模块的电-热-力多物理场耦合设计准则，利用仿真工具优化芯片表面电场分布与埋入界面热阻; -主导设计评审，针对芯板翘曲控制、树脂填充空洞及重布线层应力等埋入特有风险制定设计规范。 4. 项目管理与接口协调： -对接整车/工业客户应用需求，确认埋入模块的引脚定义与功率回路杂散电感阈值，输出符合埋入工艺能力的封装规格书； -组织跨部门（材料、工艺、测试）设计评审，管控埋入模块总体开发进度，确保设计满足压合、钻孔、电镀及高温服役的可靠性窗口。 5. 数据体系与支持： -创建并维护埋入封装数模、叠层结构图、钻孔文件及埋入专用设计规则库； -深度支持工艺团队解决层压气泡、微孔断裂、芯片漂移等制程异常，并为可靠性团队提供失效分析的物理模型指导。

1. 教育经验：硕士或博士优先，微电子封装、高分子材料、机械电子工程、应用物理等相关专业。 2. 行业经验： -8年以上功率半导体封装开发经验，其中 至少3年以上直接从事功率芯片/元件埋入技术开发经验； -具有大电流埋入式功率PCB（如用于车规DC/DC或逆变器）或嵌入式功率芯片基板的成功量产导入案例者优先考虑； -熟悉车规级功率模块可靠性标准，在埋入结构中的适用性差异。 3. 专业知识： -工艺链精通：深刻理解埋入技术全流程工艺及其对设计的影响，包括：低流动度半固化片层压、激光诱导深度钻孔、盲孔电镀填充、芯片贴装与层压位移控制； -设计能力：精通埋入模块的热-机械应力仿真与寄生参数提取；具备极强的叠层结构设计能力，能平衡电气绝缘间距、散热效率与基板平整度之间的矛盾；了解不同材料在埋入技术应用特性； -材料知识：熟悉用于埋入工艺的高Tg低CTE芯板、半固化片树脂体系、埋入式电容电阻材料以及厚铜箔附着增强技术。 4. 技能和能力： -创新与解决问题：具备极强的开拓精神，能系统性解决埋入封装中可靠性寿命与成本良率 的工程矛盾。 -沟通协调： 优秀的跨部门沟通能力，能作为技术接口推动项目落地。 -语言能力： 流利的英语技术读写与口语交流能力，中文表达精准。 -工作态度： 对功率模块封装和埋入技术有职业热忱，追求技术细节的完美落地。
