岗位职责： 1 根据行业动态以及供应商能力，并结合内部制造能力等评估，前瞻性地预估可能存在的工艺，设备，材料等问题，并能主动帮助客户确定最优的IC封装方案，充分与客户协作并完全理解客户需求，实现对封装需求的准确分析争取一次性就做对，实现客户对封装方案的完全满意 2 根据封装设计需求输入，有效利用现有资源，在减少投资的基础上，能以最低成本，最高效率，最高良率，最合适性能，实现封装设计效益最大化 3 根据对现有封装设计(制造性）可行性DFS(X)进行分析及评估，对潜在问题进行分类及分析，并准备相应的应对解决方案，从而实现对封装可制造性及产品量产做充分的前期保障 4 根据封装各类设计的需要，能利用经验积累，在精通各种设计工具的基础上灵活运用，以实现设计加速和设计效率的显著提升 5 对FC倒装和复杂WB基板进行走线互连设计，确保基板走线互连信号性能匹配预期的信号完整性SI及电源完整性PI，以最大程度呈现产品电性能 6 根据封装前沿技术，充分运用技术创新和优化，结合工艺，制造，实验DOE等意见，对封装产品进行持续的优化和技术路标改进，以实现技术迭代和产品效益提升

1、知识 1.1 专业知识：具半导体封装设计类相关专业技术知识，对各类封装类型，封装结构及对应材料特别是底材有相应认识，并对封装工艺实现，设备能力支持都有相应理解 1.2 相关知识：模/数电子电路硬件，半导体封装技术，焊接材料，印刷电路板PCB,元器件与电路板的结合，封胶材料与技术，陶瓷/塑料/气密性封装，封装可靠性工程，封装过程缺陷分析，先进封装技术，封测设备概况等 1.3 最低学历要求：本科及以上或同等资历者 2、专业经验与资格 2.1 专业经验：对SiP,Laminate pkg（BT/Organic等）及advanced pkg比如FC-BGA,FC-CSP等具备扎实的封装设计经验，掌握半导体封装技术，封测工艺流程，封装设备支持，并熟悉各种封装类型，封装结构及各package characteriaztion特别是FC-BGA/CSP相应的封装解决方案，对封装材料特别是FC封装基板的制造工艺有深刻理解 2.2 专业资格和技能：理工科，具有良好的电子及封装专业知识，特别对FC倒装和复杂WB基板互连具有相当的设计能力与技巧，精通相关封装设计工具，比如：Cadence APD/SIP，Autocad，CAM350等 2.3 岗位需要的行业或相关专业工作经验： 半导体封装设计5年及以上相关经验或同等资历
